Optimization of Electrically Pumped Microdisk Lasers Integrated with a Nanophotonic SOI Waveguide Circuit

Abstract

Electrically-injected continuous-wave lasing was achieved in InP-based microdisks coupled to a sub-micron silicon-on-insulator waveguide, with 0.6 mA threshold current and up to 7 μW coupled output power. We present strategies to improve the device performance.
