The Dependence of Near Band Edge Electro- and Photoluminescence on Purity of Starting Materials in ZnSe Crystals

Abstract

The dependence of exciton emission in electroluminescence (EL) and photoluminescence (PL) on purity of starting materials in ZnSe crystals is studied. Three types of ZnSe single crystals with different purity of starting materials grown by sublimation are used in this work. Increasing the purity of starting material of ZnSe crystal, the EL emission bands related to the impurity, such as deep center and free to bound (FB) emissions decrease, but the EL emission bands related to the free exciton increase; and the P band in PL in ZnSe under high excitation density, which isascribed to interaction between free excitons, appears and becomes intense.
