High-Field Scattering Mechanisms in n-Germanium at 300 °K

Abstract

The hot-electron characteristic of n-germanium at room temperature is theoretically derived taking into account the effects of the 100 valleys and the nonparabolicity of the 111 valleys. It is shown that the experimental results may be explained by theory only when both these effects are included.
